چکیده

We investigated binding between dopant atoms such as boron and arsenic and various elements in group IV e.g., C, Ge, Sn, and Pb to explore opportunities for increasing dopant solubility, which is becoming critical for nanoscale semiconductor technology. Using first principles calculations, we find the dominant component of binding to be global strain compensation. We find negligible direct local binding between B and Ge, in contrast to some suggestions in the literature. Considering strain compensation and negative deviation from Vegard’s law of lattice parameter for SiGe, we predict the enhancement of boron segregation ratio across epitaxial Si/SiGe interfaces, which agrees well with previous experimental observations. Due to nearest neighbor binding plus substantial strain compensation, Sn may have some promise for enhancing B solubility. For C/As, the first nearest neighbor interaction is repulsive. However, the large negative induced strain due to carbon overcompensates this effect in the solubility, and thus As is predicted to weakly segregate from Si into epitaxial carbon-doped Si. © 2006 American Vacuum Society. First-principles calculations of solubilities and doping limits: Li, Na, and N in ZnSe.

We present a comprehensive theoretical approach to determine concentrations of dopant impurities in semiconductors. The formalism is applied to the problem of acceptor doping in ZnSe. Formation energies and concentrations of impurities and native defects are expressed as a function of chemical potentials, for which experimentally accessible ranges are calculated. We show that limitations in the...

ROLE OF DEFECTS AND IMPURITIES IN DOPING OF GaN

We have calculated formation energies and position of the defect levels for all native defects and for a variety of donor and acceptor impurities employing firstprinciples total-energy calculations. An analysis of the numerical results gives direct insight into defect concentrations and impurity solubilities as a function of growth parameters (temperature, chemical potentials) and into the mech...

Chemical trends for acceptor impurities in GaN

We present a comprehensive investigation of acceptor impurities in GaN, based on first-principles total-energy calculations. Two main factors are identified that determine acceptor incorporation: the strength of chemical bonding between the acceptor and its neighbors ~which can be assessed by comparison with existing compounds! and the atomic size match between the acceptor and the host atom fo...

Physical modeling of Fermi-level effects for decanano device process simulations

We report on a physically-based Fermi-level modeling approach designed to be accurate and yet amenable to be implemented in a device-size process simulator. We use an atomistic kinetic Monte Carlo method in conjunction with a continuum treatment for carrier densities. The model includes (i) charge reactions and electric bias according to the local Fermi-level, (ii) pairing and break-up reaction...

Optimization of ionic conductivity in doped ceria.

Oxides with the cubic fluorite structure, e.g., ceria (CeO2), are known to be good solid electrolytes when they are doped with cations of lower valence than the host cations. The high ionic conductivity of doped ceria makes it an attractive electrolyte for solid oxide fuel cells, whose prospects as an environmentally friendly power source are very promising. In these electrolytes, the current i...
